Fuji Electric X Series IGBT: Advanced Frequency Converter Solutions

Fuji Electric is one of the world’s top three IGBT module manufacturers, and its 7th generation X Series represents a significant technological breakthrough for frequency converter applications. The X Series enables 175 degrees Celsius continuous high-temperature operation while achieving a 36% reduction in module footprint, making it ideal for compact, high-performance variable frequency drives.

7th Generation X Series Technical Innovations

The X Series IGBT modules incorporate several groundbreaking technologies. The new chip design utilizes ultra-thin wafer manufacturing with a thinner drift layer and fine trench gate structure, significantly reducing both conduction voltage and switching losses. The optimized field stop layer suppresses voltage oscillation and reduces high-temperature leakage current, ensuring stable operation under demanding conditions.

175C High-Temperature Operation Enablers

Industry-leading 175 degrees Celsius continuous operation is achieved through three key improvements. First, high-thermal-conductivity aluminum nitride (AlN) ceramic insulation substrates reduce thermal resistance by 45% compared to traditional Al2O3 substrates. Second, high-heat-resistant silicone gel provides 5 times longer service life at 175 degrees Celsius compared to conventional products, exceeding 10 years. Third, high-strength solder and optimized bonding wire technology double the power cycling capability under Tj=150C and deltaTj=50C conditions compared to the 6th generation V Series.

Compact Size and Current Density

The X Series achieves remarkable miniaturization. In the 1200V EP2 package, the maximum current rating increases from 50A (6th generation) to 75A (7th generation). For the same 1200V/75A specification, the package area shrinks from 122mm x 62mm (EP3) to 107.5mm x 45mm (EP2), a 36% reduction. This enables frequency converter manufacturers to build more compact drives with higher power output in the same physical envelope.

Representative Products for Frequency Converters

The X Series includes products such as 1MBI400NA-120-02 (400A/1200V) for high-performance inverters and servo drives, 2MBI600VE-060-50 (600A/600V) for variable frequency motor drives and AC/DC servo amplifiers, and 6MBI150VX-060-50 (150A/600V, 6-Pack) for compact frequency converter modules. The series also features RC-IGBT technology with 2400A ratings in 1200V, using the same package as traditional 1800A modules for industrial high-power frequency converters.

Small IPM for Compact Drive Applications

Fuji Electric’s 3rd generation Small IPM (Intelligent Power Module) adopts X Series chip technology, contributing to reduced interference and energy savings in air conditioners, frequency converters, and servo systems. This integration of driver and protection circuits in a compact package simplifies frequency converter design while maintaining the superior performance characteristics of the X Series platform.
